The high-end industry still faces three major problems
 
 
 
The deep UV LED industry chain covers substrate preparation, epitaxial growth, device manufacturing, packaging and testing, etc. There is still a big gap between China and foreign countries in mastering the core technology, which is mainly reflected in the weak substrate preparation ability, insufficient epitaxial growth level, and the slow progress in research and development of short wavelength and high-power products.
 
 
 
1. Influenced by the weak substrate preparation capacity, the high-end breakthrough of the industry lacks stamina.
 
 
 
The aluminum nitride substrate can effectively alleviate the stress accumulation during the epitaxial process, reduce the defects of epitaxial wafers, and greatly improve the performance and life of devices. It is the basis for realizing shorter wavelength, higher power deep UV optoelectronic devices. The preparation of aluminum nitride substrate usually adopts PVT (physical vapor transport) method, which is difficult and expensive. First, the preparation conditions are harsh. The physical and chemical properties of aluminum nitride are extremely stable, which requires 2200 ℃ and 60KPa high-temperature and high-pressure environment to prepare; Second, the challenge of equipment and materials is great. Crucibles are the key equipment for substrate preparation. Since the PVT process will produce a large amount of highly corrosive aluminum vapor, even special materials such as graphite and boron nitride cannot meet the requirements. Only materials such as osmium, tungsten and tantalum carbide that are more difficult and costly can be selected.
 
 
 
2 - Affected by technology path locking, industrial competition faces performance and cost disadvantages.
 
 
 
Subject to the embargo of aluminum nitride substrate and high cost, the research, development and industrialization of deep ultraviolet LED in China have all adopted the method of epitaxial growth of aluminum nitride on sapphire substrate to replace it. While realizing technical convenience, it also brings challenges in product yield and cost control: First, the epitaxial growth cycle becomes longer. It is usually necessary to epitaxial grow aluminum nitride 3 to 5 microns thick on sapphire substrate for subsequent process. The epitaxial growth time is 4 hours longer than that of aluminum nitride substrate, which is extremely unfavorable for cost control; Second, the epitaxial wafer crystal quality is poor. Due to the lattice mismatch between sapphire and aluminum nitride, the defect density of the epitaxial layer is usually 108cm-2, 104 times that of aluminum nitride substrate. The high defect density results in the electro-optical conversion efficiency of domestic products being only 3%; Third, the device life is short. As the thermal conductivity of sapphire is far lower than that of aluminum nitride, the heat dissipation effect of the device is far less than that of aluminum nitride substrate. At present, the products of Chinese enterprises are obviously homogeneous, which are generally milliwatt devices with wavelengths of 255-280 nm. In contrast, shorter wavelength and watt devices with wavelengths of 225 nm have been developed abroad.
 
 
 
3 - Affected by the lack of industrial standards and application demonstration, the product introduction channel is not smooth.
 
 
 
The deep UV LED industry is still in its infancy. Due to the different luminous characteristics from traditional UV light sources, the variety of products and the different maturity of market segments, the necessity and urgency of re establishing industry standards are more prominent. At present, China has not yet implemented the national mandatory standards, and only the standard reference materials such as the Report on the Standardization System of Ultraviolet LED, the Terms and Definitions of Ultraviolet LED Technology and Application, and the Technical Report on Ultraviolet LED Sterilization and Disinfection prepared by the Enterprise Alliance, but it is far from adapting to the current rapid development of deep ultraviolet LED, and more, more accurate, and more detailed deep ultraviolet LED standards still need to be introduced.
